Characterization of BCN films synthesized by radiofrequency plasma enhanced chemical vapor deposition

ホウ素, 炭素, 窒素から成り立つBCN薄膜は、バンドヤップを自由に制御できる可能性がある新しい半導体薄膜材料として注目されている。本研究では、B, C, Nから成る有機系の分子(トリスジメチルアミノボラン)を原料物質として用い、Si(100)単結晶表面に、高周波プラズマ誘起化学蒸着法によりBCN薄膜を作成し、その構造を調べた。フーリエ変換赤外分光法,X線光電子分光法の結果から、得られた薄膜はsp結合を持ち、ホウ素は炭素と窒素の双方と結合することによりハイブリッド構造をとることがわかった。また、偏光した放射光を用いてX線吸収スペクトルの入射角依存性を調べた結果、得られたBCN薄膜のsp結合軸は、Si基板表面に平行であることが明らかとなった。
Boron carbonitride (BCN) films have been synthesized on Si(100) substrate by radio frequency plasma enhanced chemical vapor deposition using Tris-(dimethylamino)borane (TDMAB) as a precursor. The formation of the sp-bonded BCN phase was confirmed by Fourier transform infrared spectroscopy. X-ray photoelectron spectroscopy measurements showed that B atoms were bonded to C and N atoms to form the BCN atomic hybrid configurations. Near-edge X-ray absorption fine structure measurements indicated that B atoms were bonded not only to N atoms but also to C atoms to form various configurations of sp-BCN atomic hybrids. The polarization-dependence of NEXAFS suggested that the predominant hybrid configuration of sp-BCN films oriented in the direction perpendicular to the Si substrate.
