Several types of single crystalline SiN
nanomaterials were synthesized by heat treatment of Si powder. In the case of heat temperature at 1300
C, almost all products were Si
N
nanowires. On the other hand, the suspended Si
N
nanosheets with a width wider than 3
m and a thickness range of 1.5-4 nm were synthesized for the first time by the heat treatment at 1400
C. Several nanosheets have scrolled edges possibly due to their ultra-thin thickness.
