Times Cited Count:2 Percentile:34.67(Physics, Applied)The combination of NO annealing and subsequent post-nitridation annealing (PNA) in CO ambient for SiO/SiC structures has been demonstrated to be effective in obtaining both high channel mobility and superior threshold voltage stability in SiC-based metal-oxide-semiconductor field-effect transistors (MOSFETs). N atoms on the SiO side of the SiO/SiC interface incorporated by NO annealing, which are plausible cause of charge trapping sites, could be selectively removed by CO-PNA at 1300C without oxidizing the SiC. CO-PNA was also effective in compensating oxygen vacancies in SiO, resulting high immunity against both positive and negative bias-temperature stresses.

Times Cited Count:7 Percentile:77.62(Physics, Applied)Nitridation of SiO/4H-SiC(110) interfaces with post-oxidation annealing in an NO ambient (NO-POA) and its impact on the electrical properties were investigated. Sub-nm-resolution nitrogen depth profiling at the interfaces was conducted by using a scanning X-ray photoelectron spectroscopy microprobe. The results showed that nitrogen atoms were incorporated just at the interface and that interface nitridation proceeded much faster than at SiO/SiC(0001) interfaces, resulting in a 2.3 times higher nitrogen concentration. Electrical characterizations of metal-oxide-semiconductor capacitors were conducted through capacitance-voltage () measurements in the dark and under illumination with ultraviolet light to evaluate the electrical defects near the conduction and valence band edges and those causing hysteresis and shifting of the curves. While all of these defects were passivated with the progress of the interface nitridation, excessive nitridation resulted in degradation of the MOS capacitors. The optimal conditions for NO-POA are discussed on the basis of these experimental findings.

Times Cited Count:5 Percentile:48.5(Physics, Applied)The leakage current and flat-band voltage (VFB) instability of NO-nitrided SiC (110) (a-face) MOS devices were systematically investigated. Although NO nitridation is effective in improving the interface properties, we found that it reduces the onset field of Fowler-Nordheim (F-N) current by about 1 MVcm, leading to pronounced leakage current. Synchrotron X-ray photoelectron spectroscopy revealed that the nitridation reduces the conduction band offset at the SiO/SiC interface, corroborating the above finding. Furthermore, systematical positive and negative bias stress tests clearly indicated the VFB instability of nitrided a-face MOS devices against electron and hole injection.

Times Cited Count:18 Percentile:48.9(Meteorology & Atmospheric Sciences)To evaluate water and nitrogen input via fog water deposition, fog chemistry and deposition around a crater lake (Mashu) in northern Japan were investigated in the growing seasons of trees in 2006-2012. The fog samples were collected using an active fog collector and droplet size distribution was measured by a droplet size spectrometer. Compared to previous iterature of exposure experiments of acid mist on plants, fog acidity in this study did not seem to injure plant leaves. The visibility (VIS)-liquid water content of fog (LWC) relationship differed between summer and autumn. Fog water deposition was calculated from LWC empirically derived from past VIS data and deposition velocity estimated using wind speed and vegetation parameters. The water and nitrogen inputs via fog water deposition accumulated for each growing season were estimated as 107-161 mm and 20-41 meq m, respectively.

A 400-m-thick gas electron multiplier (THGEM) was used as the proportional counter for high injection rate capability. We examined the gas gain stability and the influence of ion feedback on particle tracks at high beam injection rates of up to 10 particles per second (pps) using a low-energy C beam. From the result of this examination, we found that the THGEM was found to be applicable for our active target at high injection rates of up to 10 pps.

Times Cited Count:4 Percentile:31.96(Chemistry, Analytical)We applied multiple prompt -ray analysis (MPGA) method to geochemical and cosmochemical samples to evaluate its analytical performance on signal to noise (S/N) ratio, sensitivity, and detection limit. The S/N ratio measured by MPGA system was larger than that by normal prompt ray activation analysis (PGAA) at JRR3. For some elements, the S/N ratio was improved more than ten times. Several elements that are not detected by PGAA were detected by MPGA. In the present experiment, concentrations of major elements and trace elements with high neutron capture cross section in geochemical and cosmochemical samples were determined accurately by the MPGA system. It is expected that it will determine a lot of trace elements after appropriate adjustments and modifications.

Times Cited Count:0 Percentile:0.01(Physics, Nuclear)We have measured quasi-elastic scattering cross sections in reactions of Ti, Cr, Fe, Ni and Zn + Pb, relating to Pb-based cold fusion reactions for super-heavy elements 104, 106, 108, 110 and 112, respectively. A thin target of Pb was bombarded by heavy-ion beams supplied from the JAEA tandem-booster accelerator with changing the beam energy in steps of 1.5 MeV. The barrier distributions were derived from the first derivative of the excitation functions measured at backward angles of 172, 168 and 162. The centroid of the barrier distributions showed a deviation from several predicted barrier heights toward the low energy side. The shape of the barrier distributions was well reproduced by the results of a coupled-channel calculation taking account of the coupling effects of the collective vibrational excitations in the projectile and target nuclei. We have recently obtained similar results in heavier reactions of Ge and Kr + Pb.

Future synchrotron light source using a 5-GeV energy recovery linac (ERL) is under proposal by our Japanese collaboration team, and we are conducting R&D efforts for that. We are developing high-brightness DC photocathode guns, two types of cryomodules for both injector and main superconducting (SC) linacs, and 1.3 GHz high CW-power RF sources. We are also constructing the Compact ERL (cERL) for demonstrating the recirculation of low-emittance, high-current beams using above-mentioned critical technologies.

We obtained the barrier distributions of lead-based fusion reactions of Ti, Cr, Fe, Ni, Zn, Ge, and Kr projectiles on Pb by means of the measurements of the quasi-elastic cross sections at backward scattering angles. The obtained positions and widths of the barrier distributions are compared with a calculation taking account of the channel couplings. The effect of the nuclear deformation on reaction process was also investigated by means of the measurements of product mass distributions for the systems of Si, S, Ar projectiles on U. We found that the collision at polar side gives rise to quasi-fission, where an asymmetric fission is dominant.

The deduced transition quadrupole moment of 1.45 0.15 eb indicates that the band has a superdeformed shape. The nature of the band is revealed by cranked Hartee Fock Bogoliubov calculations and a multiparticle-multihole configuration is assigned to the band.
