In order to obtain data for ISO standard of space solar cell irradiation and evaluation method, effects of irradiation techniques on radiation degradation of solar cells were investigated. The samples used in this study were Si space solar cells. The samples were irradiated with protons at 10 MeV at 5.5$$times$$10$$^{9}$$$$sim$$1$$times$$10$$^{10}$$/cm$$^{2}$$/s up to 7$$times$$10$$^{13}$$/cm$$^{2}$$. Either scanning beam or defocusing beam was used in this study. As a results, no significant difference in all degradation characteristics of solar cells such as short current circuit, open voltage and maximum power was observed between scanning beam and defocusing beam. Therefore, it is concluded that both irradiation ways are suitable for the evaluation of radiation degradation of space solace cells.
