A Terrestrial SER Estimation Methodology Based on Simulation Coupled With One-Time Neutron Irradiation Testing

Single event upsets (SEUs) caused by neutrons is a reliability problem for microelectronic devices in the terrestrial environment. Acceleration tests using white neutron beam provide realistic soft error rates (SERs), but only a few facilities can provide white neutron beam in the world. If single-source irradiation applicable to diverse neutron source can be utilized for the evaluation of the SER in the terrestrial environment, it contributes to solve the shortage of beam time. In this study, we investigated the feasibility of the SER estimation in the terrestrial environment by any one of these measured data with the SEU cross sections obtained by PHITS simulation. It was found that the SERs estimated by our proposed method are within a factor of 2.7 of that estimated by the Weibull function. We also investigated the effect of simplification which reduce the computational cost in simulation to the SER estimation.

Neutron production in the interaction of 200-MeV deuterons with Li, Be, C, Al, Cu, Nb, In, Ta, and Au

Intensive fast neutron sources using deuteron accelerators have been proposed for the study of medical RI production, radiation damage for fusion reactor materials, nuclear transmutation of radioactive waste, and so on. Neutron production data from various materials bombarded by deuterons are required for the design of such neutron sources. In the present work, we have conducted a systematic measurement of double-differential neutron production cross sections (DDXs) for a wide atomic number range of targets (Li, Be, C, Al, Cu, Nb, In, Ta, and Au) at an incident energy of 200 MeV in the Research Center for Nuclear Physics (RCNP), Osaka University. A deuteron beam accelerated to 200 MeV was transported to the neutron experimental hall and focused on a thin target foil. Emitted neutrons from the target were detected by two different-size EJ301 liquid organic scintillators located at two distances of 7 m and 20 m, respectively. The neutron DDXs were measured at six angles from 0$$^{circ}$$ to 25$$^{circ}$$). The neutron energy was determined by a conventional time-of-flight (TOF) method. The measured DDXs were compared with theoretical model calculations by the DEUteron-induced Reaction Analysis Code System (DEURACS) and PHITS. The result indicated that the DEURACS calculation provides better agreement with the measured DDXs than the PHITS calculation.

Calculation of deuteron-induced reaction cross-sections for nuclear transmutation of long-lived fission products

Long-lived fission products (LLFPs) generated in nuclear reactors are strongly desired to be converted to stable or short-lived nuclides. Recently, it has been considered to transmute LLFPs by spallation reactions with high energy particles, and some experimental studies revealed that spallation reaction cross-sections induced by deuteron are larger than proton-induced ones. These results suggest the possibility that nuclear transmutation of LLFPs using deuteron beams is more efficient than one using proton beams. On the other hand, we have been developing a code system dedicated for deuteron-induced reactions, called DEURACS. DEURACS has been originally developed to contribute to the design of deuteron accelerator neutron sources. In the present study, we apply DEURACS to calculation of deuteron-induced spallation reactions on LLFPs. Through comparison with measured data, the applicability of DEURACS will be discussed.

Intensive neutron sources using deuteron accelerators have been proposed for not only science and engineering fields but also medical applications. For the engineering design of such facilities, accurate and comprehensive nuclear data of deuteron-induced reactions are indispensable. However, it is difficult to meet the requirement by employing experimental data alone. Thus, theoretical model calculations play a key role in completing the necessary nuclear data by interpolation and extrapolation of experimental data. Under the above situations, we have been developing a code system dedicated for deuteron-induced reactions, called DEURACS. In the present work, calculations using DEURACS are compared with available experimental data and validation of the present modelling in DEURACS is discussed. Moreover, the importance of consideration of the breakup processes for accurate prediction of deuteron-induced reactions is also presented.

Nuclide production cross section of $$^{nat}$$Lu target irradiated with 0.4-, 1.3-, 2.2-, and 3.0-GeV protons

Prediction of nuclide production of spallation products by high-energy proton injection plays a fundamental and important role in shielding design of high-intensity proton accelerator facilities such as accelerator driven nuclear transmutation system (ADS). Since the prediction accuracy of the nuclear reaction models used in the production quantity prediction simulation is insufficient, it is necessary to improve the nuclear reaction models. We have measured nuclide production cross sections for various target materials with the aim of acquiring experimental data and improving nuclear reaction models. In this study, 1.3-, 2.2- and 3.0-GeV proton beams were irradiated to $$^{nat}$$Lu target, and nuclide production cross-section data were acquired by the activation method. The measured data were compared with several nuclear reaction models used in Monte Carlo particle transport calculation codes to grasp the current prediction accuracy and to study how the nuclear reaction model could be improved.

Nuclide production cross sections for proton-induced reactions on Mn and Co at incident energies of 1.3, 2.2, and 3.0 GeV were measured by the activation method at the J-PARC. In total, 143 production cross sections of reaction products were obtained. Among them, the cross sections of $$^{55}$$Mn(p,X)$$^{38}$$S and $$^{55}$$Mn(p,X)$$^{41}$$Ar were measured for the first time. The stable proton beam and well established beam monitoring system contributed to the reduction of the systematic uncertainties to typically less than 5%, which was better than those of the previous data. To examine the prediction capabilities of spallation reaction models and evaluated data library, the measured data were compared with the spallation reaction models in PHITS (INCL4.6/GEM, etc.), INCL++/ABLA07, and the JENDL/HE-2007 library. The comparison of the mean square deviation factors indicated that both INCL4.6/GEM and JENDL/HE-2007 showed better agreement with the measured data than the others.

Intensive fast neutron sources using deuteron accelerators have been proposed for various applications. To contribute to the design study of such neutron sources, a deuteron nuclear data library for $$^{6,7}$$Li, $$^{9}$$Be, and $$^{12,13}$$C up to 200 MeV, JENDL/DEU-2020 is developed. The evaluation of JENDL/DEU-2020 are performed by employing the code system DEURACS with particular attention to neutron production data. Toward the evaluation of JENDL/DEU-2020, some modifications are made to DEURACS. The validation of the library is performed though simulation with the Monte Carlo transport calculation codes. From the simulation, it is shown that the calculation results based on JENDL/DEU-2020 reproduce the measured neutron production data well in the incident energies up to 200 MeV. The new library is expected to make a large contribution to diverse design studies of deuteron accelerator neutron sources.

While designing deuteron accelerator neutron sources for radioisotopes production, nuclear data for light elements such as Li, Be, and C have been systematically measured in the deuteron energy range from a few MeV to around 50 MeV. Currently, the experimental data available on double-differential thick-target neutron yields (DDTTNYs) is insufficient, especially for deuteron energies between 18 and 33 MeV. In this study, we measured the DDTTNYs of ($$d,n$$) reactions on $$^{rm nat}$$C target for incident deuteron energies of 12, 20, and 30 MeV using the multiple-foils activation method to improve nuclear data insufficiency. We applied the GRAVEL code for the unfolding process to derive the DDTTNYs. The results were compared with the calculation by DEURACS. The present data were also used to confirm the systematics of the differential neutron yields at 0$$^{circ}$$ and total neutron yield per incident deuteron in the wide range of deuteron energy.

The 2019 Symposium on Nuclear Data was held at Chikushi Campus Cooperation Building (C-Cube), Kyushu University, on November 28 to 30, 2019. The symposium was organized by the Nuclear Data Division of the Atomic Energy Society of Japan (AESJ) in cooperation with Sigma Investigative Advisory Committee of AESJ, Nuclear Science and Engineering Center of Japan Atomic Energy Agency, Kyushu Branch of AESJ, and Center for Accelerator and Beam Applied Science of Kyushu University. In the symposium, there were one tutorial, "From the resonance theory to statistical model", and five sessions, "Study on Nuclear Data and related topics", "Reactor physics", "International Cooperation", "Nuclear Physics", and "High Energy Nuclear Data and their Application". In addition, recent research progress on experiments, nuclear theory, evaluation, benchmark and applications was presented in the poster session. Among 85 participants, all presentations and following discussions were very active and fruitful. This report consists of total 42 papers including 13 oral and 29 poster presentations.

We will present the results of the present DDX measurement and compare them with theoretical model calculations with DEURACS and PHITS.

Recent progress of a code system DEURACS toward deuteron nuclear data evaluation

Intensive neutron sources using deuteron accelerators have been proposed for various applications such as irradiation test for fusion reactor materials and production of radioisotopes for medical use. In addition, transmutation system using deuteron-induced spallation reactions has been recently proposed for LLFPs. Accurate and comprehensive deuteron nuclear data are indispensable in the design study of such facilities. Under the above situations, we have been developing a code system dedicated for deuteron-induced reactions, which is called DEURACS. In the present work, calculations using DEURACS are compared with available experimental data up to 200 MeV such as DDXs for emission of neutron or light charged particles. We also analyze isotopic production cross sections of residual nuclei. Validation of the present modelling in DEURACS is discussed through comparison with the experimental data.

Impact of the angle of incidence on negative muon-induced SEU cross sections of 65-nm Bulk and FDSOI SRAMs

Muon-induced single event upset (SEU) is predicted to increase with technology scaling. The angle of incidence of terrestrial muons is not always perpendicular to the chip surface. Consequently, the impact of the angle of incidence of muons on SEUs should be evaluated. This study conducts negative muon irradiation tests on bulk SRAM and FDSOI SRAM at two angles of incidence: 0 degree (vertical) and 45 degree (tilted). The tilted incidence drifts the muon energy peak to a higher energy. Moreover, the SEU characteristics (i.e., such as the voltage dependences of the SEU cross sections and multiple cells upset patterns) between the vertical and tilted incidences are similar.

Soft errors induced by terrestrial radiation in semiconductor devices have been of concern from the viewpoint of their reliability. Generally, to evaluate the soft error rates (SERs), neutron irradiation tests are performed at neutron facility. We have performed SER measurement for the 65-nm bulk SRAM and the FDSOI SRAM at RCNP in Osaka University and CYRIC in Tohoku University. In this study, we performed SER measurement for the same devices at BL10 in J-PARC MLF. The increasing rate of SER by reducing the supply voltage at J-PARC BL10 is larger than those obtained at RCNP and CYRIC. From PHITS simulation, the cause of this difference can be explained by the influence of the protons generated by neutron elastic scattering with hydrogen atoms in the package resin.

The spallation and fragmentation reactions of $$^{136}$$Xe induced by proton, deuteron and carbon at 168 MeV/nucleon were studied at RIKEN Radioactive Isotope Beam Factory via the inverse kinematics technique. The cross sections of the lighter products are larger in the carbon-induced reactions due to the higher total kinetic energy of carbon. The energy dependence was investigated by comparing the newly obtained data with previous results obtained at higher reaction energies. The experimental data were compared with the results of SPACS, EPAX, PHITS and DEURACS calculations. These data serve as benchmarks for the model calculations.

Impact of hydrided and non-hydrided materials near transistors on neutron-induced single event upsets

Single event upsets (SEUs) caused by neutrons have been recognized as a serious reliability problem for microelectronic devices on the ground level. In our previous work, it was found that hydride placed in front of the memory chip has considerably impact on SEU cross sections because H ions generated via elastic scattering of neutrons with hydrogen atoms are only emitted in a forward direction. In this study, the effect of components neighboring transistors on neutron-induced SEUs was investigated for 65-nm bulk SRAMs by using PHITS. It was found that the shape of the SEU cross section around few MeV comes from the thickness and the position of components placed in front of transistors when that components do not contains hydrogen atoms. By considering components adjoin memory cells in the test board used in the simulation, measured data at J-PARC BL10 were reproduced well. In addition, it was found that the effect of components neighboring transistors on neutron-induced SERs does not negligible in terrestrial environment.

A new nuclear data library, JENDL/ImPACT-2018, is developed for an innovative study on the transmutation of long-lived fission products. Nuclear reaction cross- sections are newly evaluated for incident neutrons and protons up to 200 MeV for 163 nuclides including long-lived nuclei such as $$^{79}$$Se, $$^{93}$$Zr, $$^{107}$$Pd and $$^{135}$$Cs. Our challenge is an evaluation of cross-sections for a number of unstable nuclei over a wide energy range where the experimental data are very scarce. We estimated cross- sections based on a nuclear model code CCONE that incorporates an advanced knowledge on the nuclear structure theory and a model-parameterization based on a new experimental cross-sections measured by the inverse kinematics. Through comparisons with available experimental data on the stable isotopes, it is found that the present data give predictions of cross-sections better than those in the existing libraries.

Characterizing SRAM and FF soft error rates with measurement and simulation

Soft error originating from cosmic ray is a serious concern for reliability demanding applications. Device miniaturization and lower voltage operation degrade the immunity of SRAM and flip-flops, and then soft error countermeasures will be demanded in more and more products. This paper characterizes and discusses soft error rates of SRAM and flip-flops in the terrestrial environment with the results of investigation for soft error phenomena by measurements and simulations.

Consistent description of light composite particle emission in deuteron-induced reactions

The weakly-bound nature of the deuteron brings the complexity of deuteron-induced reactions compared to nucleon-induced ones, and is expected to affect various physical quantities observed in deuteron-induced reactions. Aiming to deep understanding and accurate prediction for the emission of light composite particle (LCP) in deuteron-induced reactions, we revise the computational system dedicated to deuteron-induced reactions, called DEURACS. The model by Iwamoto and Harada describing pre-equilibrium cluster emission which was successfully applied to LCP emission innucleon-induced reactions is integrated into the framework of DEURACS, in which the breakup processes of incident deuteron are explicitly taken into account. The phenomenological model by Kalbach is also adopted to estimate the contribution from the direct pickup process. Using the revised DEURACS, we analyze the $$(d,xt)$$, $$(d,xmathrm{^{3}He})$$, and $$(d,xalpha)$$ reactions in the target mass range $$27 leqslant A leqslant 90$$. Regardless of the targets, the calculation results successfully reproduced the experimental data for each reaction, simultaneously. These results demonstrates that the LCP emission from the pre-equilibrium and compound nucleus processes in deuteron-induced reactions,which occupies a large part of the total LCP emission,can be described by the same theoretical models as used in nucleon-induced reactions when the breakup processes of incident deuteron are properly considered.
