Chemical bonding states and local structures of the oriented hexagonal BCN films synthesized by microwave plasma CVD

ボラントリメチルアミン錯体を単一の原料として用いることにより、配向した六方晶炭化窒化ホウ素(h-BCN)薄膜の合成に成功した。BCN薄膜は、メタンと水素の混合気体をキャリアーガスとして用い、高周波プラズマ誘起化学蒸着法によりシリコン(100)基板表面に蒸着した。フーリエ変換赤外分光法により、短距離秩序としては六方晶BCN層が生成していることを確認した。X線光電子分光(XPS)測定の結果、薄膜中のB, C, N原子は、B-N, B-C, C-N, B-C-Nなど、さまざまな結合状態をとることがわかった。放射光を用いたX線吸収端微細構造(NEXAFS)スペクトルを測定した結果、B原子はNだけでなくC原子とも結合し、sp軌道を持つB-C-Nハイブリッド構造をとることが明らかとなった。NEXAFSスペクトルの偏光依存性からBCN層の配向は、基板によって異なることを示唆する結果が得られた。
In order to synthesize oriented hexagonal boron carbonitride (h-BCN) films, borane-triethylamine complex was used as a single-source precursor. The films were deposited on Si(100) substrate by microwave plasma-enhanced chemical-vapor deposition using CH+H as the carrier gas. Fourier transform infrared spectroscopy (FT-IR) confirmed the formation of hexagonal BCN phase in a short-range order. The chemical composition and the local structures of films were studied by X-ray photoelectron spectroscopy (XPS) and the near-edge X-ray absorption fine structure (NEXAFS) spectroscopic measurements. The NEXAFS measurement suggested that the B atoms are bonded not only to the N atoms but also to the C atoms to form various local structures of sp B-C-N hybrid configurations. The polarization dependence of NEXAFS suggested that the local structures of the sp BCN layers have different atomic orientations to the substrate.
