エチレンによるSi(001)表面炭化反応過程のリアルタイムXPS観察

エチレンを用いたSi(001)表面炭化反応過程を、高輝度放射光によるX線光電子分光を用いてリアルタイム観察し、SiC合金層形成における表面反応機構を調べた。リアルタイムXPSを用いた炭化反応実験はSPring-8のBL23SUに設置された表面化学反応解析装置を用いて行った。Heで2.65%に希釈したCH(4.210 Pa)を用いて、p型Si(001)基板を913Kで炭化させた。Si 2p光電子スペクトルから、Si-C結合成分がほぼCH暴露量に比例して増加することがわかった。この傾向はC 1s光電子強度でも示された。このような結果は、Si(001)表面でのCH解離吸着が0次反応であること、さらにはサブサーフェスへの吸着炭素原子拡散の活性化障壁が大変に小さいことを示唆している。
In order to investigate the surface reaction kinetics on SiC alloy layer, the carbonization reaction on Si(001) surface by ethylene using the real-time XPS observation by synchrotron radiation. Experiments were performed at the surface reaction analysis apparatus placed at BL23SU, SPring-8. A p-type Si(001) surface heated as 913 K was carbonized using CH diluted by He. It is found from Si 2p photoelectron spectra that Si-C bounding component increases in proportion as dosage of CH, and same tendency is observed from dosage dependence of C 1s photoelectron intensity. These results indicate that the dissociative adsorption of CH on Si(001) surface is zero-order reaction, and the activation energy of diffusion of adsorbed C atoms into Si subsurface is very small.
